Hi, I wonder how an npn transistor can be modelled in QuantumATK. As far as I know, three terminal devices cannot be implemented with three electrodes in QuantumATK. Is there a way to achieve this (such as a metal region directly connected to the base of the npn BJT) ? Thanks for the answer in advance.

You cannot run a base current, i.e. QuantumATK does not have a 3-terminal model. So the base would only be able to act electrostatically on the source-drain transport.
