Sir how is the simulation for high drain bias is carried out in ATK? Is it based on Montecarlo simulations??

All finite-bias calculations are done exactly the same way, no matter the value of the bias. In order to get good SCF convergence at high bias, we usually recommend to increase the bias in small steps, e.g. in IVCurve analysis.

No, it's not Monte Carlo, it's Landauer-Büttiker / NEGF formalism.
